Experiments using this new substrate have shown that semiconductor frequency characteristics have increased by about 10 to 15% (can be driven at high frequencies). The other is a coreless substrate "GigaModule-4EC" for a portable terminal application processor or the like. A thin film capacitor material is built directly below the wiring layer under the semiconductor. The number of cores of the application processor is constantly increasing. If a decoupling capacitor is configured for each core, the problem of insufficient mounting area sometimes arises. In this type of application, there is also a method of incorporating a chip capacitor in a substrate. However, even if it is a 0204 element having a thickness of 0.2 mm, the built-in thickening of the substrate is also a problem. GigaModule-2EC is scheduled to begin mass production around October 2016, and GigaModule-4EC is scheduled to begin mass production in 2017.
